|Significant global megatrends are driving exciting new business opportunities in automotive electronics. For example, the trend toward green energy, to improve fuel economy and reduce oil imports and carbon emissions, is rapidly driving the adoption of powertrain electrification or hybrid electric vehicles (HEVs). Consumers’ desire for safety and security is creating the opportunity to sell new collision avoidance, anti-theft, and vehicle location systems. Finally, the trend toward ubiquitous connectivity and seamless entertainment is driving new terrestrial and satellite communications systems and human-machine interface devices for both portable and vehicle installed applications. These new systems require advancements in electronics packaging in multiple dimensions. For example, power electronics for HEVs require new high-temperature, high-power- density packaging technologies and cooling systems. Electronically scanned radar for collision avoidance requires specialized packaging for mm-wave planar antennas, feed structures, and MMIC chip attach to low-loss-tangent substrates. All systems require novel cost-effective packaging techniques such as embedding passive components inside circuit board substrates. These megatrends and the resulting product and business opportunities as well as the required packaging technology will be presented.|
